
Qorvo QPA4003 GaN Power Amplifiers
Qorvo QPA4003 GaN Power Amplifiers are built on 0.15µm GaN on SiC process (QGaN15). The Qorvo QPA4003 amplifiers operate from 26.5GHz to 29.5GHz, delivering 1.25W of linear power with intermodulation distortion below -33dBc and 29dB small signal gain. The devices provide over 37dBm (5W) saturated output power with 22% power-added efficiency. Packaged in a 5.0mm x 5.0mm laminate, the amplifiers support a variety of operating conditions and bias voltages, offering good thermal performance. Fully matched to 50Ω with grounded RF I/O, the devices are ideal for satellite communications and 5G infrastructure. The QPA4003 is lead-free and RoHS-compliant.Features
